pin (113) diamond diodes – LAPIN113

Submission summary

“pin (113) diamond diodes” (LAPIN113) is a project based on recent discoveries made by French laboratories experienced in the diamond field: LSPM (Villetaneuse) and GEMaC (Versailles). The alternative (113) crystallographic orientation presents better potentials for p-type and n-type doping than conventional (100) orientation. With such (113) orientation, higher diamond electrical properties are expected making accessible more valuable diamond dedicated to high power electronic devices requiring bipolar structures. In such a goal LCD of CEA-LIST (Saclay) and LAAS (Toulouse) joint GEMaC and LSPM to form a partnership with complementary skills. All together they master epitaxial growth of diamond (intrinsic and doped) with fine physical studies as well as fabrication and characterization of components. They aim to fabricate the first elemental bipolar diamond vertical power devices using (113) orientation leading France has a pioneer nation in this new field.
